Shanghai Jiaotong University nano optoelectronic device development breakthrough


Zhang Yafei, Distinguished Professor of Changjiang Scholars, Institute of Micro-Nano Science and Technology, Shanghai Jiaotong University, and his student Dr. Chen Changxin, etc., developed a new type of carbon nanotube solar photovoltaic cell. The research paper was published as a cover paper by the famous publication 4.6. .

The nano solar photovoltaic cell uses a semiconducting single-walled carbon nanotube as a photosensitive quantum wire material, which is connected to two asymmetric metal electrodes respectively having high and low work functions, and forms a one-way inner carbon nanotube. An electric field is built to separate photogenerated electrons and holes generated in the tube to convert solar energy into electrical energy. Although the device structure is simple, the fabrication process requires a good Schottky barrier contact between the carbon nanotube and the metal electrode. The realization of this process depends on a newly invented ultrasonic nano-welding technology (Nanotechnology).

The initial photoelectric conversion efficiency of this nano-solar photovoltaic cell device has reached 12.6%, and its theoretical photoelectric conversion efficiency can be as high as 60%, which is much higher than the theoretical photoelectric conversion efficiency of conventional monocrystalline silicon solar photovoltaic cells (about 33%). ). The successful research of such quantum wire-based solar photovoltaic cells provides a new way for the development of high-performance optoelectronic devices, and has good research and application prospects in photovoltaic cells, photodetectors, electro-optical sources and optoelectronic circuit devices.
